Electric Field Effect in Atomically Thin Carbon Films

Science, 2004 · paper · Materials

Reports graphitic films only a few atoms thick, including single-layer graphene, made by repeated peeling of graphite. The films are stable in air and form a two-dimensional semimetal. A gate voltage induces electrons or holes, with room-temperature mobilities near 10,000 cm²/Vs.

1 finding

Reference or label Figure 2 caption: "our model of a 2D semimetal illustrated by insets in (B)"; the band-diagram insets are in panel (C).
  • p. 4 Figure 2 caption, last sentence
semimetal illustrated by insets in (B)

Judge's note: On the page 4 image, panel B is the small σ(Vg) plot with dots and a red fit and has no insets. The three band sketches with εF and δε are drawn inside the RH panel labelled C. The caption itself defines (B) as conductivity and (C) as the Hall coefficient.

Wording Text gives "ρm ≈8kΩ" at low T for the Fig. 2A-C sample, while the 5 K (top, green) curve in Fig. 2A peaks at roughly 9.5 kΩ.
  • p. 3 Band-overlap paragraph
    ρm ≈8kΩ
  • p. 4 Figure 2A, top (5 K) curve
    ρ (kΩ)

Judge's note: On the page 4 image the green curve's spike runs about three quarters of a 2 kΩ tick interval above the 8 tick, close to the frame. That is a reading by eye of a narrow, noisy spike, and the text value is marked approximate. With 8 kΩ and 4,000 cm2/V·s, n0 recomputes to 1.95e11, matching the printed ≈2e11; with 9.5 kΩ it would be 1.6e11, which still rounds to 2e11. A loose approximation, not a clear error.

Typo Misspelling on p.1: "a naturally occurring two-dimensional (2D) meterial that we refer to as few-layer graphene" should read "material".
  • p. 1 Second paragraph of body text, first sentence
    two-dimensional (2D) meterial that we
  • p. 1
naturally occurring two-dimensional (2D) meterial that we
  • p. 1 Second paragraph of body text, first sentence
    two-dimensional (2D) meterial

Judge's note: I checked the crop of page 1, second body paragraph. The page image shows "meterial", so this is not an extraction artefact. It is a plain typo.

Typo "tiny overlap between valence and conductance bands" (abstract) and "between conductance and valence bands [15]" (p.2) use 'conductance' where the band is the 'conduction' band.
  • p. 1 Abstract
tiny overlap between valence and conductance bands
  • p. 2 Model paragraph
between conductance and valence bands [15]
  • p. 1 Abstract
    between valence and conductance bands
  • p. 2 p.2
    between conductance and valence bands

Judge's note: Both instances are printed as quoted on the page 1 and page 2 images. The same page 2 uses 'zero-conductance region' in the transport sense, so the word carries two meanings. The meaning is recoverable, so this is a terminology slip only.

Typo "unintentional doping of the films by absorbed gas molecules [16,17]": surface doping of an atomically thin film is by adsorbed, not absorbed, molecules.
  • p. 2 Paragraph beginning 'Without electric-field doping'
    absorbed gas molecules [16,17]

Judge's note: Printed as quoted on the page 2 image. The following sentences describe exposure to water vapour and NH3 and removal by vacuum annealing, i.e. surface adsorption. A one-letter wording slip; meaning unchanged.

Typo Mobility unit lacks seconds: "with µ ≈4,000 cm2/V and ρm ≈8kΩ" should read cm2/V⋅s.
  • p. 3 Band-overlap paragraph
    µ ≈4,000 cm2/V and ρm ≈8kΩ
  • p. 3
    with µ ≈4,000 cm2/V and ρm ≈8kΩ
  • p. 3 Band-overlap paragraph, parenthesis on the Fig. 2A-C sample
    µ ≈4,000 cm2/V
  • p. 3 p.3 band-overlap paragraph
    µ ≈4,000 cm2/V and ρm

Judge's note: The page 3 image shows 'cm²/V and' with no 's'. Elsewhere the paper writes 'cm2/V⋅s' (page 2, several times) and 'cm2/Vs' (abstract). An omission in the unit, not an extraction loss.

Typo Citation placed after the full stop: "remains to be understood. [15]".
  • p. 3 First lines of page
    remains to be understood. [15]

Judge's note: Page 3 image shows the full stop before '[15]'. Every other citation on pages 1-3 sits before the sentence punctuation. Cosmetic.

Typo Figure 1 legend: "(D) SEM micrograph of one of our experimental devices prepared from FLG, and (E) their schematic view"; 'their' does not agree with the single device in (D).
  • p. 4 Figure 1 legend
    and (E) their schematic view

Judge's note: Printed as quoted on the page 4 image. 'Their' can be read as referring to 'our experimental devices' in general, so this is a marginal grammar point.
